I made a thin layer Tio2 in the lab. what methods can now be used to to determine lifetime of the carriers ( e and h ) , their mobility , and the concentration of the carriers ( NA , ND)?

There are two methods: chemical and electrochemical
chemical: dip or spin coating
For carrier concentration and mobility, you may use Hall effect testing.
EIS testing with Scottky analysis, Hall effect measurements
Hall effect test can use for carrier concentration and mobility. For thin layer of TiO2 then you can use spin coating.
Is there a mathematical relation between defect density and temperature? thanks
