I am trying to simulation a double channel hemt on Sentaurus TCAD but Transferred Electron 2 model is not working? Can anyone help to understand ?

The mobility model that I am using is DopingDependence model and Transferredelectrton2 for high field degradation of mobility by intervalley scattering. This should reduce the current but it is not reducing. I have tried this model with Hydrodynamic transport. Can anyone please help to make this effective.
