I am trying to implement a 3D SOI FinFET in Silvaco using bqp model but I am unable to calculate Ft, Cgs, Cds. I tried using "ac freq=1e16" but it shows error "Signal interrupted by SEGV" I tried to reduce meshing but it did not work. Is it because of the model? Please let me know how can I solve this problem.

You determine the small signal parameters such as the the electrode capacitance by a mixed simulation where you solve for the DC conditions or the DC operating point and the small signal AC parameters by applying small signal voltages and calculating the small signal currents.
The one can calculate ygs= ggs+ j w cgs= igs/ vgs while keeping vds=0
where ggs is the conductance between the gate and source and c gs is the small signal capacitance between between the gate and the source. The same is valid for the cds where you apply small signal voltage between the drain and source and calculate ids. Then you get yds= gds+ j w cds = ids/vds while keeping vgs zero.
You can change the frequency and the DC operating point.
This not a solution but a key to the solution.
