To Simulate iron acceptor traps with activation energy of 0.64 eV and a density of 1.3 × 10^16 cm−3.of into Gan buffer to compesate any unintentional n-type doping?

To add traps first you need to do light doping of GaN buffer and then add traps by using trap command of sylvaco tcad,
trap acceptor e.level=xxx density=xxx(should match with your doping of Gan buffer) degen fac=xxx (for better understanding follow manual)
