I am facing a temperature convergence issue in Silvaco Atlas. At the threshold voltage the temperature is not converging.

I applied given models

models consrh bgn FLDMOB HCTE MASETTI TRAP.TUNNEL

IMPACT TOYABE

And I am using following methods

method block newton itlimit=50 trap atrap=0.5 maxtrap=5 autonr nrcriterion=0.15 tol.time=1e-4 dt.min=1e-20

Any help will be appreciated.
