I have found a very resourceful thesis topic ideal for your question. The thesis describes how Silvaco TCAD can be used to extract small signal parameters for GaN HEMT. Then there is a dedicated chapter on large signal modeling of HEMT based on known simulation models. In fact even if Silvaco may not be used in these derivations, these models are industry standard and should be useful for your project. There is another paper attached here but the Thesis article should be more appropriate.
