Hello dear researchers ,I have GaN nanoparticle of size 700 nm, i want to know that what should be the changes in the scattering field if we doped it with cadmium or any other metal, Also please suggest me any software which can simulate of this doping effect.Thanks

If you have nano particle structure, then its electrical properties will be dominated by the boundary of the nanoparticles rather than the bulk. However, by heavy doping the particles the barrier at the interfaces of the nanoparticles will become tunnel able rendering the boundary resistance smaller than the bulk resistance. The material then turns out to be of low resistance at heavy doping.
For the doping to be effective in controlling the conductivity it must be substitutional in the sense the doping atoms must substitute the native atoms, for example, the Ga atoms or the Arsenic atoms to form n type or p type material. If for example four valence atoms substituted Ga the material will be n-type and if they substituted N the material will be p-type.
If you dope the material with heavy metal like gold, the doping will affect only the minority carrier life time.
