you can use spin coating technique to coat good quality polymer film on silicon. Prior to the coating one need to clean the silicon surface in RCA solutions and thereafter dip in diluted HF solutions. Finally the sample should be cleaned thoroughly in DI water. Thereafter, the film should be coated.
