What should I change in my SILVACO code to get correct structure of AlGaN HEMT with stern layer and bio layer?

Hello everyone!

I am trying to reproduce a research paper in SILVACO based on GaN HEMT. But not getting correct structure of AlGaN HEMT given in paper, as I am getting error. Please tell what changes should I make in my code in order to get correct result. I have attached my code and correct structure of AlGaN HEMT. I have also attached the paper and the material specifications.

I will be grateful if you solve my problem.
