While simulating the GaN -based trigate HEMT with self-heating effects, i am getting following errors.
1)Finished, because...
Solution/update out of range for variable LatticeTemperature.
2)Finished, because...
Floating point exception caught.
3)ContactEquation::AssembleTransientJacobian for unknown variable !
How to solve this issue ?

I think the temperature may be out of the range
or also because there is a parameter which is out of the range of the floating numbers.
My proposal is to reduce the operating point such the power gets much smaller than your present input

Sir i am simulating the structure at Temperature = 300 K. Thermodynamic model is used to include the self-heating effects. Moreover, Thermode are defined at the bottom of substrate and at the buffer/nucleation interface.
simulation converges if temperature is not coupled in Solve section, but the aforementioned errors are coming when it is coupled.
