I acquired HRSTEM image of two stacking faults on Ge/GaAs heterointerface and i find it difficult to call such "defect".
Maybe you can do extra measurements such as Pl or DLTS
This is an interfacial defect named stacking fault at the interface between two materials with approximately the same lattice parameter (5.658 A for Ge, 5.653 A for GaAs). (deformation twinning)
