one reason may be, that the relationship between C and V or I and V can be different fitted. Look the attached file. There, the results within one method vary as a function of the used model.

Mitdank: More needs to be explored about the I-V/C-V on Schottky device. Fitting parameter will not give the answer. Some science is hiding inside that is not clear. This is the case, in general, wherever there are fitting parameters.
I think your suspicion is quite right, it could be the non-uniform doping. Please read the paper recently published by Sima's group.
