What semiconductor parameters define an absorption edge in Atlas SILVACO?

When I calculate a spectral response of a Si-diode, I obtain an absorption edge about 1 eV. If I choose some narrow band gap material, there is no absorption edge.

So, I tried to manually change "eg300" parameter of Si material, but the absorption edge is unchangeable. What more parameters are in charge of a spectral response?
