I'm using Sdevice to simulate Quantum TFET and I used the following models
eQuantumPotential hQuantumPotential
Hydrodynamic( hTemperature )
Mobility (Enormal(Lombardi) eHighFieldsat(CarrierTempDrive) hHighFieldsat(GradQuasiFermi) PhuMob ThinLayer(Lombardi))
Recombination(SRH(DopingDependence Tunneling) Band2Band (Model= NonlocalPath ParameterSetName=("phonon-assisted" )))
EffectiveIntrinsicDensity (BandGapNarrowing (OldSlotboom))
but unfortunately, the current is low (in order of 1e-12 ) and keep decaying not increasing
can any one help me with this problem?

Thank you he used less model than me and when I used these model some good results appears
ESSENTIAL MODELS AND PARAMETERS :
1. use non-local band to band tunnelling model.
2. use proper electron and hole tunnelling mass.
3. put quantum meshing must for tunnelling region.
SECONDARY MODELS :
1. SRH
2. Band-gap narrowing
3.field dependent mobility
Hi Amira,
I think your device is not turning ON as current is of the order of (-12). This can not happen only because of the incorrect models but a problem in your device design itself. Changing the models do effect the device working but not this much. Try working on the Device design and rest of the parameters.

How to add parameter file of phonon-assisted of TFET model file in TCAD sentaurus tool ?
Even i have generated all the parameters file through sdevice -P/sdevice -P:All and called in the parameter file like:

I have used Band2Band tunneling but I am facing the same issue with the Sentaurus. The current is coming in the range of PicoAmpere. Anyone with any suggestions?? It is Sentaurus so please do not suggest quantum tunneling. I have tried modifying the Band2Band tunneling parameters, but the current is not changing.
