As it is known that 60 degree dislocation is the most common type of threading dislocation for GaAs on Si(001). Its density is defined by the following analytic function:

D = (beta/3b)2

b = length of Burgers vector

D =Threading dislocation density 

 β= Rocking curve width  

Does anyone know similar function for GaAs on Si(111) in order to calculate the threading dislocation density?
