I am working on several CMOS processes. I have also checked the product of Cox and Mobility of NMOS and PMOS transistors. Usually, the ratio between Cox*Mobility of NMOS and Cox*Mobility of PMOS is in range of 1.5~3.

Currently, I have checked this ratio in 0.18um CMOS process (for the purpose of hand calculation). The Cox*Mobility of NMOS = 158 while the counterpart of PMOS is 35. This means the Ratio in 0.18 um is approximately 4.5 (which seems unusual.

Any opinion about this? Is it normal or a little strange?

P/S: I checked by many methods in Cadence and it showed the same result
