I designed the both P & N type TFET in TCAD. I also design the CS amplifier using TFET in the mixed mode simulator in Sentaurus TCAD.I want to see transient and AC analysys plot in the TCAD . Please help me commands in solve section in cmd file for this analysis.

For transient analysis, in System section of sdevice cmd file you have to define pulse (Vin in this case ) whose syntax similar to SPICE. then define your nmos and pmos and map their terminal with circuit node. In Plot "filename" (xxxx) mention which input output data will be included in .plt file. See Sentaurus training tutorial which came with TCAD distribution and visit the Mixed mode simulation section for details.

Solve section is very crucial for Transient simulation otherwise convergence prob may occur

For AC analysis, process is same just like simulating a single transistor, in solve section ACCoupled command will come. Main thing is visualization of AC small signal data. There you need TCL scripting in SVISUAL for data processing. See example folder such as InGaAs HEMT RF simulation for details.

Thanks for your reply. I did accoordingly what ever you sugggested but my transient simulation is working for pulse input for CS amplier with Pmos current load but it is not working for sine wave input. I am atteching the solve section for CS amplier with Pmos current load.
Please give me some suggestions on this.

I have not tried with sine input. Specify what problem you are facing, is it related to convergence problem? Then you have to fine tune transient parameters such as time step , initial time etc.

It is not a convergence problem.Input sine wave is comming with transient analysis but output waveform is showing zero. I am assuming that device haveing no issue because it is working with DC analysys and Pulse input Transient analysys.

what are the commands required in cmd file to get the intransic gain of TFET.
Intrinsic gain of MOS device is Av=gm/gds. i.e. transconductance/output conductance. Generally Av is plotted with respect to gate voltage VGS at a constant vds say VDS=0.8V. You can extract from derivative of ID w.r.t VGS i.e. gm from DC simulation. Also for each gate bias value say VGS=0.5V, perform ID-VDS plotting , calculate derivative of that which is gds. pickup value of gds from graph/data at VDS=0.8V. Repeat the steps for different VGS value say from 0 V to 1V and collect gds data for each step.

I attched ac coupled section in cmd file which i got from HEMT library. Let me know you are saying about this or somthing else.
this is the code for sdevice, after running simulation, you have to use TCL script to extract data using SVISUAL from simulated small-signal analysis data. I am not an expert in this TCL script.
Hello simhadri. Could you plz help in regarding the inverter based on TFET device. I am facing an issue in SDEVICE. I have used the standered code for inverter from manual but the result showed a buffer output (Output is not inverting).
