Try replacing Ti with Zn or Au/Zn alloy. Both works well.

One reason that I can think of is a leaky junction. We had a similar problem with our p-i-n solar cells when we performed rapid thermal annealing after metal deposition.

If the doping density is below 5E18 I use Zn:Au (20nm:200) nm. This contact will need to be annealed at 360 C.
