Lets say, I want to measure some X amount of charge using a MOSFET. But there is no physical connection between the MOSFET gate and the charge. The charge is sort of floating near the gate of the MOSFET. Can I simulate this scenario in TCAD? if yes how am I able to do that?

I think you can use the simulator but you have to use geometrical and material features that can be described to the simulator. As a proposal you can place a small metal electrode in parallel to the gate electrode and at the distance which you intend and charge it with the charge you want.

is oxide layer (insulator) you can use appropriate options
in Physics section of sentaurus device. You can find
instructions in Sentaurus device manual, chapter 10. Traps and fixed charges
