I am trying to create a GaN structure in Silvaco though it doesn't appear to recognize GaN. For now I built the structure in Athena out of Silicon, now in Atlas how can I specify it to GaN and input the properties? I know there is a way through the different material commands though the Atlas manual doesn't specify it too well.

Go to examples given in deck build . You may select GANFET examples or HEMT examples providing you details of complete ATLAS code for device simulation using GaN material system. You may build code from the example itself by changing device structures, parameters, models, methods, electrode specifications as per your own device. During this process you may refer ATLAS manual for advance command code for help. All the best.
You must have to define GaN as semi conductor, and input its different properties explicitly. In ATLAS manual, you can find how a add properties of new semiconductor. You can find the values of density of states (DOS), band gap, minority carrier life time etc.in literature. Remember, GaN properties will be changed due to alloy composition. So first fixed the alloy composition and find the relevant data to give input in ATLAS. If you change the alloy composition, you have to change the data each time. I think, Silvaco didn't include it to its material data base because of its changeable data :)

Thank you both for the help, I was able to get GaN to work though I am currently getting some pretty odd behavior. I deposited 3 sections of platinum, made sure they have the same work function, same 0V bias to all, and they all show different barrier heights?

Is it possible to do the process simulation first for GaN on Silicon using Silvaco Athena? And continue the device simulation next?
It seems that all examples in Silvaco regarding GaN are using Atlas only.
