Hello, I am studying Dram via Sentaurus T-CAD program.
I want to run my device file for I-V or others.
But it sometimes works and I saw some answer and suggestions.
I wonder how i know the mesh size for device?
my device is 3D and 180*34*800 nm
mesh size max: 0.005 0.0025 0.0025/ 0.001, 0.001, 0.001
I just want to know where is it in device manual.

The mesh size must be such that one can describe the different distribution with good accuracy. In fact discretization is spatial and time sampling and therefore in the limit it must be subjected to the Nyquist sampling theory.
Practically you start with a coarse meshing to get a solution Si and then your reduce the the mesh and get a solution say Si+1, If mag(Si+1- Si) is smaller eqaul than certain error then Si is a valid solution as the solution is no longer depends on the meshing.
So with time one gets experience with the initial values of the mesh. In order to save mathematical efforts one can use nonuniform meshing with finer mesh for sharp changes and coarse mesh for flat changes.
In fact the meshing depends on the system you solve.

The mesh in Sentaurus is non-uniform triangular in 2D or tetrahedral in 3D. The mesh is generally automated, even if you started it by specifying some points (nodes). The mesh is usually refined automatically (or upon user request) at critical regions (near junctions and high-field regions). Therefore, there is NO MESH SIZE! The mesh is usually NON-UNIFORM.

I agreed with Abdelhalim abdelnaby Zekry sir and Muhammad Hamza El-Saba sir.
Small mesh size= High accuracy with more calculating time
Large mesh size= Normal accuracy with less calculating time
We just have to use smaller mesh size at the critical junctions, otherwise normal mesh size will be better choice at other places.

There are two types of meshing done to calculate the parameters:
1. Bulk Meshing 2. Junction meshing
Since junctions are the main area where intensive calculations are required, You need to take junction meshing as small as possible to simulate on your system.
Smaller meshing will generate accurate results which will be closed to a practical result.
I think that Suyeon Kim is looking for simpler answer.
Every process node in Sentaurus Workbench has meta data of the simulation. You can read the most important mesh properties at the end (by double clicking).
If you want details, you can find more info in Sdevice and Sprocess manuals. If you need even more details, there is an entire manual about it called "Sentaurus Mesh User Guide", with references.
