I have simulated a GaN HEMT in Silvaco and obtained Cgs, Cds, Cgd, Ids, etc as a function of Vds and Vgs. Now I need to model gate-source and gate-drain diodes. To this end I need to have Igs and Igs as a function of Vds and Vgs. DC simulation in Silvaco gives only Ig and not separately as Igs and Igd. I was wondering how I can obtain these diode currents ?

you can open circuit the other diode or short circuit it in both cases it will not pass any current and total current will be that of the active diode.

Thanksverh much for your answer. You mean I must open circuit once the source contact to obtain Igd and once open circuit the drain contact to obtain Igs?
Is it possible to open circuit a contact in Silvaco?
I gave you the other solution to select that suits your simulation. The short circuit has well defined potential conditions. You can use the short circuit condition.
