The possible peaks are 2P1/2, 2P3/2, 2S1/2. Energy difference between 2P1/2, 2P3/2 is 0.4 eV. Though I have not found any paper showing 2P1/2 peak, rather 2P3/2 is mentioned every where. Is it possible to get both peaks at the same time? Or 2P3/2 is mostly possible. If so, then why??

Both P1/2 and P3/2 peaks will occur, Since the energy difference between these peaks is too low compared to the instrument resolution, these peaks merge and appear as one peak. There is no peak as S1/2. Only integer values as 1s 2s etc, are possible for S energy levels
I know the fact you have told. Can you mention me any paper or book that has shown Al 2P1/2 peak?? I have got 2S1/2 peak in XPS.. It is possible(according to XPS data library "Omicron").

the spin orbit split for the Al 2p is as you mentioned .4 eV far below the resolution of normal XPS. even in monochromatised AlKa it is hard to see the doublet. In AZO the Al is in a state like Al2O3, at least the majority of Al and the 2p peak is rather broad compare to metallic Al, similar to Si and SiO2. The intensity of the peak is the sum of 2p3/2 and 2p1/2.
