I have some questions regarding the values of TOX and VTHO where I am using BSIM4 level 54 model and it is stated that TOX is equal to 3.0e-9m and VTHO is equal to 0.7V, meanwhile values of TOX and VTHO from parameter file of SAED90 stated that TOX is 2.05e-9 and VTHO is 0.397. Which value is right to use in calculation of determining W/L ratio in amplifier?

Do you understand that these are completely different technologies? There is no 'right' value of tox, it changes from tech to tech.
The value of TOX and Vth are technology dependent. TOX is the thickness of the gate oxide, which determines the gate oxide capacitance COX.
Thank you Samuel Pagliarini, I understand that those are from completely different technologies but Im confused about which values that I have to use if I want design opamp using 90nm tech file, it is values from BSIM4 model or from the parameter file.
90nm technology file(model file) include the value of Vth0 ofNMOS and PMOS. Not only that Vth of MOSFET depends on gate length, oxide thickness, body voltage etc. So depending on the working condition Vth may change.
