Dear All,
Can you tell me what will be the difference in the XRD pattern of bare Si (100) and Si (111) substrate. I am getting a huge peak at ~69.9 degree (2 theta) for both the substrate, Which corresponds to (400) plane. Is that mean, both the Si substrates are (100) oriented?

Hi Das,
As far I know, the main diffraction peak on Si(111) is ~ 28.44. As @Miehe is saying, both of substrates are (100) oriented.

As I know, the main diffraction peak on Si(100) is at 2Theeta= 69.8 and on Si (111) at 2Theeta= 28.44.
