I have no practical experience with epitaxy in this system, but perhaps the Fig. attached here can explain the trouble? I found not good measured phase diagram in literature, so I calculated it with FactSage, including quite reliable thdy. data for the zincite (Zn rich, wurtzite type) phase and hopefully good data for the rocksalt (Ni rich) solid solutions. At least Gaskell et al. (J. Phys. Chem. C 2007, 111, 13912-13921) measured at 1000°C 32% ZnO solubility in NiO, which is not far from the calculated phase diagram. And besides, you probably work on the ZnO rich side? If this all is true, then the beginning solubility of NiO in ZnO could destroy the interface. The exact (but calculated) numbers for solubility are 1.1xE-04 at 175°C, but only 1.2xE-06 at 25°C (always molar fraction NiO in ZnO).

Thanks for the insight. We finished measuring the junction diode properties till 90-105 C. After that junction degrades. We ran XRD on the ZnO/NiO and it shows a oriented film structure but definitely not epitaxial. I will be more than interested to discuss with you to improve the crystalline properties and hence address junction electric behavior.
