Xps being a surface-sensitive technique will provide reliable information on the layer it has access to. If this is what you want, any Xps data evaluation software will do.
It would be dangerous to extrapolate the results of Xps to the bulk composition.
You might wish supplementing your Xps result with X-ray absorption spectroscopy.
