Hi, I am trying to simulate the effect of a finite charge on a FET. Let's say I have attached a minute cuboid to the surface of the gate of a MOSFET and I want to apply 1.6x10e-16 Coulombs charge to the cuboid to see the effect of that charge on the MOSFET. Please help me with some examples if possible.
In solve section of Sentaurus device, you can apply either voltage or charge.
Or, if you want to fix the Coulomb charge, then you can define the fixed charge at the interface or region. All the information is in the Sentaurus device manual.

You can also connect a current source I for the device for a specific time T, then
The charge accumulated will be Q= IxT At the end of charging you can solve for the device characteristics. You can also increase the current I linearly with time.
This called a current ramp which can charge the the gate with different charges at a prescribed times.
