It is not possible to use both the dynamic nonlocal BTBT model and S–P solver at the same time in Silvaco TCAD due to the incompatibility of the numerical solvers that are employed for each of them. Beneventi et al. developed a procedure to simulate QCE in TFET devices. The idea of the procedure is to manually modify the conduction band profile in the areas where QCE is active so as to simulate the quantized subband energy profile while using BTBT models. Could someone offer the code or details about this? It's so hard for me to understand.
