For Material and Device characterization, including some failure analysis techniques, look for Dr. Schorder's book Semiconductor Material and Device Characterization (3rd ed). These are not the only texts available, the one that I have turned to to the most in recent months. There are many differnt courses on Reliabilty physics and F/A, but most are good sections of other courses....

I strongly recommend you to apply FMEA methodology to analize failures, effects and consequences. This methodology is based on 6-sigma procedures, and it is simple and effective for any topic, specially for PV.
