Which factors are determining creation of silica particles or silica thin film?

I need to obtain nice, smooth thin film via electrodeposition. I`m playing with pH, molar ratios of components, concentrations etc. but still I get some microstructures. Could you make any suggestions? What are the necessary conditions to obtain particles or film?
