What sort of software should i use to extract EOT etc information from C-V curves on Ge-based devices?

I have C-V curves from devices with Ge/GeOx. and i want to extract the EOT of these devices. i know for silicon devices there are available applications like QSCV to do this. is anyone know how to do extraction on Ge devices?
