I am trying to calibrate the Tunnel Field-Effect Transistor using Synopsys Sentaurus. I have used the Band2Band tunneling non-local path model. However, the ON-state current is coming in the range of PicoAmpere and the Band2band generation is also quite low. Anyone with any suggestions on how to calibrate the parameters of Band2Band tunneling?? It is Sentaurus so please do not suggest quantum tunneling. I have tried modifying the Band2Band tunneling parameters, but the current is not changing.

Seems you have not taken refined mesh at junctions. Trying by changing these:
Activate physics models for tunneling effect and use refined mesh at junctions in a way that at least 100 nodes are created in a unit length parallel to junctions.
