I am currently implementing the equivalent circuit of a transistor to model its nonlinear behavior in order to perform linearity measurements such as P1dB and IP3. However, I would like to clarify whether the small-signal equivalent circuit can accurately represent a real transistor's nonlinear behavior. In my case, the results do not match expectations.

Additionally, since the S2P file provides only linear behavior, it is not sufficient for running Harmonic Balance simulations required for nonlinear analysis.

Could you please suggest better alternatives or modeling techniques to achieve accurate nonlinear simulation results in ADS?
