We have Savannah S200 thermal ALD system and we have recently purchased Tantalum ethoxide precursor for tantalum oxide (Ta2O5) deposition whose standard recipe is not available. If anyone is using the same precursor for tantalum oxide deposition, please help us in optimizing the same.
