I think that you made a mistake in choosing anisotropic axis. In Sentaurus Device, in 2D simulation, Y axis is anisotropic axis and X axis is isatropic axis in the crystal system. If you used from 3D simulation, Z axis was anisotropic axis and Y-X was isotropic plane in the crystal system.

The simulation coordinate system relative to the crystal system is defined by the X and Y vectors in the LatticeParameters section of the parameter file.

In LatticeParameters section, you should rewrite correctly Y axis coordinates. Because it is the anisotropic axis in 2D simulation. Or you should change the simulation plane to x-y plane if you chose other plane.

Can you send me your LatticeParameters section in sentaurus device and simulation plane codes in Sentaurus Structure Editor or other tool which you used . I try to correct them.

The Poisson solver is related to the unsymmetry in your device structure. Actually, the nonlinear solver assumes a symmetric coefficient matrix for Poisson equation.
