I know that doped SiC epitaxial layers on SiC single crystals are available commercially. Is it also possible to buy SiC epilayers with some regions with n-type and some regions with p-type doping?
As an additional information, in case somebody knows if it is at all possible to grow by CVD (I mean the selective doping), that will be great.

Hi, you can buy n/p doped epilayer and get them implanted by a third party. And it is not possible to have CVD grown layers with selective doping.
Thanks a lot, Dr. Omar. This was a valuable information indeed. I know CREE does sell the uniformly doped (n or p-type) SiC epi-layers on SiC single crystal substrates. Would you mind citing a few resources doing the imaplantation of wafers on demand?

Selective doping may be possible by other techniques other than CVD, but only at an academic level.
For implantantations, there are many companies doing that, but it depends on where you are located. In Europe, there is IBS, Raytheon, there is also a spin off from Uppsala University and some others. In Asia, I know Nissin. In America there are too, but I do not know the names.
