I generally used zinc acetate dihydrate as a precursor for the ZnO thin film formation by spin coating technique . But it requires up to 450 C temperature for zinc oxide formation, otherwise at low temperature some acetate content always remains there. I need a precursor that can give me pure ZnO phase at low temperature.
Have you ever thought of doing atomic layer deposition? The process for ZnO uses diethylzinc and water.
Zinc nitrate hexahydrate is the best candidate to synthesize pure ZnO nano structures at low temperature regime.

You could use the Zinc nitrate, I' ve employed this chemical precursor to obtain ZnO based on flower-like shape. The synthesis is done at room temperature, just zinc nitrate and water (co-precipitation method).

I forgot, If you want to prepare ZnO films, We used zinc acetate or zinc nitrate to grow ZnO rods onto silicon at 110oC via hydrothermal method. In my publications, you will find a conference communication about ZnO nanorods.

Zinc sulfate can be used with Sodium hydroxide to prepare pure Zinc oxide at low temperature. About 250 C of annealing for 30 min is quite enough to get pure phase of ZnO without any unreacted residuals. Zinc chloride is also a suitable precursor for the same purpose with aforementioned benefits.

I am working on the solution processable thin film transistor. Thats why i never thought of doing ALD or other evaporation technique.
monoethanolamine is a good choice (MEA). U can use the sol-gel method.
