I am doing Vander pauw resistivity measurement on highly doped P+ Silicon. The resistivity of the sample was 0.001-0.005 Ohm cm. The room temperature resistivity data i found is 0.003.i did not see any negative resistance for room temperature. The current i applied was 5mA. When the temperature increases i experienced some negative resistance. Again if i increase the amount of current i get the real data. i am taking resistivity data from 25degree Celsius to 500 degree Celsius. So for 150mA current i did not see any negative resistance. On the other hand , i did not see any negative resistance data for high resistance(13ohm cm) p-type silicon.
