Other than XRD and TEM , you can also use cathodoluminescence imaging and Raman spectroscopy. Read the attached articles for detailed procedure to measure dislocation density.

If you are looking for an estimate of total dislocation density, XRD would be appropriate. Otherwise, if you intend to characterize the type of dislocations then ECCI and TEM would work better. For GNDs, HREBSD should also work.
