UTAUT and TAM might be the most used model in technology adoption. However, it depends on the outcome you want to achieve. You can also combine those model with constructs in other theories as well, such as flow theory, for user engagement.

You might want to look at the Concerns Based Adoption Model as well

I guess, it has different characteristics on how they study about adoption, Diffusion theory emphasize on decision making, while UTAUT is more on the intention affecting behavior. See this article for better explanations:

I think the UTAUT2 model would be better than the DOI to investigate adoption of mobile technologies since it is primarily based on an individual context and secondly, It encompasses the DOI among other 7 theories or models of Information Systems in its formation.
