Shilpa Das You can alter the values of physical parameters in models.par file in the sdevice section. If you are using an unspecified material, you can directly go to its .par file and alter the values of the physical parameter.

Create a parameter file and apply suitable mobility model region-wise,

Ex:

Region="region_ch"

{

....different models....

}

Then edit the value/parameter in the model.

I want to change values of parameters inside a mobility model... In that case by models.par file of SDEVICE are you talking abt the pmi_mobility.par file and if it is so then is there a way to keep the default pmi_mobility.par file untouched and overwrite it with modified values only in my

STDB/tmp/program folder?And I didn't understand what u said about the material.par file in this mobility context as the regions I want to specify of different mobilities are of same material Gallium nitride...So can I incorporate region specific mobility values in GaN.par file??Also if you don't mind can you provide me with your email as I had some more queries regarding this..

I couldn't understand what you said becoz region wise mobility models can be specified under Physics section of SDEVICE command file itself there is no need to create a parameter file for that...My question or problem was not defining a mobility model for different regions of my structure rather it was about how to change the values of model parameters that are used inside a particular mobility model for my particular program so it will be helpful if you could elaborate on that process.
