With 7630 Schottky there are some basic SPICE parameters supplied and s2p for performance demonstrations. I have seen many complains that the provided data is at least inconsistent, and suitable only for DC analysis, while it is a mm wave device popular for power rectifying. So there were attempts to modify the model to reflect the actual efficiency and impedance.
I have found some papers explaining how it was done but not the model with the data itself.
More complications come with the requirement to analyze the harmonics produced, and the phase shift the diode introduces at specific frequencies.
Can anyone share a more or less realistic model suitable to the task?
