It has been almost a month that I have been looking for a solution without success. I am unable to find parameters (Ln, Lp, Dn, Dp, size of the P and N regions, current I, optical power) that reflect reality to simulate a silicon (Si) photodiode, or that would allow me to obtain a good current density and good efficiency.

Also, are your writing the software simulation yourself? Otherwise all packages should have realistic dimensions?
