You have two options as far as I know:

1) Either force a specific temperature of the lattice, this can be done through the "Temperature" command in the physics section.Then the final device temperature can be computed through the total dissipated heat.

2) Or, Solve for one or the two carrier temperatures consistently with poisson and continuity equations , this could be done by activating the hydrodynamic model in the physics section, and adding the words eTemperature, hTemperature, or for both using simply Temperature.

You can combine the above techniques, but generally speaking, modeling such phenomena is dependent on the other models like recombination, mobility...etc, and the device itself of course .
