Hi,

I'm fairly new to TCAD Silvaco but have been looking at examples. I'm trying to resimulate Fig 4 (a) in this paper Article Design and analysis of high electron mobility transistor (HE...

for a fixed Al concentration.

I have tried to come up with a code based on the examples provided by TCAD Silvaco (in particular ganfetex01 and ganfetex03 on their examples pages), but I believe the way that I have the voltage sweep is incorrect. I have my attempted files attached to this post.

Would anyone be able to help me out by any chance? Thanks in advance
