If thin-film are made on conducting substrate(FTO) and on top contact pad is made, than I-V plot was measured by using two-probe which comes non-linear (typical of semiconducting material). Can anyone help me in calculation of conductivity value (in S/cm), carrier mobility, carrier density and On/Off ratio in this case?

1. Have you measured I-V with only top-contacts?
2. Top metal contact material and dimension used?
3. Your thin film material. Is it semiconducting?
Conductivity calculation can be done only with linear I-V data.

1) Yes, I have measured I-V with only top contacts.
2) Top contact material is Gold and dimension is 100 micrometre.
3) Yes, my thin-films are semiconducting, I-V plot is non-linear.
Hi.
I think your contact material is making schottky contact Junction therefore the current voltage characteristics is nonlinear in nature. Please make ohmic contacts on the top and measure the current voltage characteristics.
