The following books are helpful for understanding the basics of semiconductor device modeling:

James C. Bowers, Stephen R. Sedore; SCEPTRE, A Compter Program For Circuit and Systems Analysis; Prentice-Hall, Inc.; 1971.

Ian Getreu; Modeling the Bipolar Transistor; Tektronix, Inc. 1976.

Paolo Antognetti, Giuseppe Massobrio (Eds.); Semiconductor Device Modeling with SPICE; McGraw-Hill Book Company, Inc.; 1987.

Be warned, though, that extracting the model parameters from device data is a very difficult undertaking. For an example of just how tricky it can be see the following two papers on PN junction depletion capacitance modeling and parameter extraction on my ResearchGate page:
