I am trying to do a simulation and I need the model of the attached transistor. But I am not getting the model. I found the datasheet in modelithics website and trying to design the model. How can I design that. Any suggestion will be helpful.
A new model can be made using Verilog-A, Keysight has some examples on this. For the pHEMT however why don’t you use existing model from GaAs device options?
The model (CE3512K2) I required for my work is not available at ADS library. I contacted modelithics, probably they don't sell the single model. So I need to build this model from datasheet.
Understood, what you have to do is choose a model such as Angelov, Materka etc. Then fill in parameters such as saturation current Idss, threshold voltage and constants based on the datasheet. For the constants view the mathematical equation for the device model on ADS and with the given bias points on the data sheet its a simple calculation.

@Yuhao I solved the problem using the snp of this transistor at various bias condition. SNP files are available at CEL website.
Modelithics do not share any 3D model for free. You have to buy the full active component package in order to use this model in ADS.
