I worked in the RAMMS (Rapid Mass Movement) software and had good results. We used Avalanche module, but they also have special module for debris flow modeling.

I would recommend Flow-R and Titan2D software for the debris flow modelling. They produce good and accurate results and mainly used for research.

I went through RAAMS and it has good module for debris flow modelling. Unfortunately, it does not have a free licence for researchers.

I found recently developed r.avaflow based on Pudasaini (2012) model.
